Abstract: In SO I circu its designed w ith body con tact structu re, floating body effect is generally
supp ressed, bu t the ex istence of body series resistance still induces“local floating effect”in the part of the
body aw ay from the body con tact. Fo r digital circu its, “floating effect ” can influence the speed
characteristics. T he D flip flop circu it w as designed w ith body con tact structu re and fab ricated. T he speed
characteristics of th is circu it are show n. T he characteristics of the body con tact devices show the ex istence
of“floating effect”. SP ICE simu lation of the circu it indicates that body resistance has obviou s influence on
the speed of BC (body con tact) D flip flop circu it.
